| Abstract |
| | In this paper describes a standard p-n junction diode SPICE-model – DIODE. The main model characteristics and some defects was defined. Base width scaled diode macromodel «DIODE-SCALE» with high modeling accuracy was developed. Extraction of macromodel «DIODE-SCALE» SPICE-parameters was performed. |
