| Abstract |
| | It is described the method of construction of the SHF integrated doubler of frequency based on nonlinear transformation of the input signal, not demanding frequency-selective circuits for extraction of the second harmonic of a signal that provides a wide range of working frequencies. It is given results of circuit simuation, performed on the basis of silicon bipolar transistors with boundary frequency of 20 GHz which show an opportunity of creation compact low power consumption blocks of VLSI doublers of frequency with a range of input frequencies more than 3 GHz in standard BiCMOS basis are resulted. |
