Abstract |
| The features of construction of mm-wave active mixers based on Gilbert cell and subharmonic pumping architecture are considered. A comparison is carried out by computer simulation with models of elements of the process 0.13 um SiGe BiCMOS with a cutoff frequency of npn transistors up to 250 GHz. The simulation results of mm-wave integrated passive elements - baluns at 60 GHz and 120 GHz, the directional coupler at 60 GHz are given. |
