Abstract |
| Work of cells electrically erasable programmable read-only memory (EEPROM) for automobile electronics is investigated. Typical EEPROM cell and principles of its work is resulted. The complex for the researches is described, allowing to make deleting and programming of cells of memory in an array with the exact definition of parameters of high-voltage impulses of programming. The reason of discrepancy between experimentally measured values of potentials of floating gates and a theoretical estimation is revealed. It is shown, that the reason of the accelerated self-charge of floating gates at the initial stage of storage of a charge is not quality of cells, but the read-amplifier. The way of increase in a resource of non-failure operation of a cell of memory approximately on 30% is offered. |
